Nanostructure Field-Effect Transistor Device and Method of Forming
A method of forming a semiconductor device includes: forming a dummy gate structure over a fin structure that protrudes above a substrate, where the fin structure includes a fin and a layer stack over the fin, where the layer stack comprises alternating layers of a first semiconductor material and a second semiconductor material; forming openings in the fin structure on opposing sides of the dummy gate structure, where the openings exposes first portions of the first semiconductor material and second portions of the second semiconductor material; recessing the exposed first portions of the first semiconductor material to form sidewall recesses in the first semiconductor material; lining the sidewall recesses with a first dielectric material; depositing a second dielectric material in the sidewall recesses on the first dielectric material; after depositing the second dielectric material, annealing the second dielectric material; and after the annealing, forming source/drain regions in the openings.
Self-Aligned Contact Hard Mask Structure of Semiconductor Device and Method of Forming Same
A device includes a substrate including an active region, a gate stack over the active region, and a hard mask over the gate stack. The hard mask includes a capping layer, a buttress layer extending along sidewalls and a bottom of the capping layer, and a liner layer extending along sidewalls and a bottom of the buttress layer. The buttress layer includes a metal oxide material or a metal nitride material.
Spacers for semiconductor devices including backside power rails
Semiconductor devices including air spacers formed in a backside interconnect structure and methods of forming the same are disclosed. In an embodiment, a device includes a first transistor structure; a front-side interconnect structure on a front-side of the first transistor structure; and a backside interconnect structure on a backside of the first transistor structure, the backside interconnect structure including a first dielectric layer on the backside of the first transistor structure; a first via extending through the first dielectric layer, the first via being electrically coupled to a source/drain region of the first transistor structure; a first conductive line electrically coupled to the first via; and an air spacer adjacent the first conductive line in a direction parallel to a backside surface of the first dielectric layer.
SEMICONDUCTOR DEVICE INCLUDING MULTIPLE CHANNEL LAYERS
A semiconductor device includes a first active region, a second active region spaced apart from the first active region, a plurality of first channel layers disposed on the first active region, and a second channel layer disposed on the second active region. The semiconductor device further includes a first gate structure intersecting the first active region and the first channel layers, a second gate structure intersecting the second active region and the second channel layer, a first source/drain region disposed on the first active region and contacting the plurality of first channel layers, and a second source/drain region and contacting the second channel layer. The plurality of first channel layers includes a first uppermost channel layer and first lower channel layers disposed below the first uppermost channel layer, and the first uppermost channel layer includes a material that is different from a material included in the first lower channel layers.
Devices including gate spacer with gap or void and methods of forming the same
Devices and structures that include a gate spacer having a gap or void are described along with methods of forming such devices and structures. In accordance with some embodiments, a structure includes a substrate, a gate stack over the substrate, a contact over the substrate, and a spacer disposed laterally between the gate stack and the contact. The spacer includes a first dielectric sidewall portion and a second dielectric sidewall portion. A void is disposed between the first dielectric sidewall portion and the second dielectric sidewall portion.
Semiconductor device and method
Semiconductor devices having improved gate electrode structures and methods of forming the same are disclosed. In an embodiment, a semiconductor device includes a gate structure over a semiconductor substrate, the gate structure including a high-k dielectric layer; an n-type work function layer over the high-k dielectric layer; an anti-reaction layer over the n-type work function layer, the anti-reaction layer including a dielectric material; a p-type work function layer over the anti-reaction layer, the p-type work function layer covering top surfaces of the anti-reaction layer; and a conductive cap layer over the p-type work function layer.
DEVICE WITH REINFORCED METAL GATE SPACER AND METHOD OF FABRICATING
A semiconductor device with reinforced gate spacers and a method of fabricating the same. The semiconductor device includes low-k dielectric gate spacers adjacent to a gate structure. A high-k dielectric material is disposed over an upper surface of the low-k dielectric gate spacers to prevent unnecessary contact between the gate structure and a self-aligned contact structure. The high-k dielectric material may be disposed, if desired, over an upper surface of the gate structure to provide additional isolation of the gate structure from the self-aligned contact structure.
FORMING FINS UTILIZING ALTERNATING PATTERN OF SPACERS
A method of forming a semiconductor structure includes forming a first pattern of alternating spacers of a first material and a second material on a semiconductor substrate, forming a second pattern of the alternating spacers of the first material and the second material by selectively removing at least a portion of at least one of one or more of the spacers of the first material and one or more of the spacers of the second material to form a remaining pattern of spacers of the first material and the second material on the semiconductor substrate, and transferring the second pattern of the spacers of the first material and the second material to the semiconductor substrate to form two or more fins in the semiconductor substrate by etching the semiconductor substrate selective to the first material and the second material.
Semiconductor device and method of manufacturing the same
A semiconductor device includes a first active structure on a substrate including a first epitaxial pattern, a second epitaxial pattern and a first channel pattern between the first epitaxial pattern and the second epitaxial pattern, the first channel pattern including at least one channel pattern stacked on the substrate. A first gate structure is disposed on top and bottom surfaces of the first channel pattern. A second active structure on the substrate and includes the second epitaxial pattern, a third epitaxial pattern and a second channel pattern between the second epitaxial pattern and the third epitaxial pattern in the first direction. The second channel pattern includes at least one channel pattern stacked on the substrate. The number of stacked second channel patterns is greater than the number of stacked first channel patterns. A second gate structure is disposed on top and bottom surfaces of the second channel pattern.

Semiconductor devices are provided. The semiconductor devices may include a first wire pattern extending in a first direction on a substrate and a second wire pattern on the first wire pattern. The second wire pattern may be spaced apart from the first wire pattern and extends in the first direction. The semiconductor devices may also include a first gate structure at least partially surrounding the first wire pattern and the second wire pattern, a second gate structure spaced apart from the first gate structure in the first direction, a first source/drain region between the first gate structure and the second gate structure, a first spacer between a bottom surface of the first source/drain region and the substrate, a first source/drain contact on the first source/drain region, and a second spacer between the first source/drain contact and the first gate structure.
