METHOD OF MANUFACTURING THREE-DIMENSIONAL SYSTEM-ON-CHIP AND THREE-DIMENSIONAL SYSTEM-ON-CHIP
A method of manufacturing a three-dimensional system-on-chip, comprising providing a memory wafer structure with a first redistribution layer; disposing a first conductive structure and a core die structure and an input/output die structure with a second conductive structure on the first redistribution layer, the input/output die structure being disposed around the core die structure; forming a dielectric layer covering the core die structure, the input/output die structure, and the first conductive structure; removing a part of the dielectric layer and thinning the core die structure and a plurality of input/output die structures to expose the first and second conductive structures; forming a third redistribution layer on the dielectric layer, the third redistribution layer being electrically connected to the first and second conductive structures; forming a plurality of solder balls on the third redistribution layer; performing die saw. A three-dimensional system-on-chip is further provided.
METHOD FOR MANUFACTURING SEMICONDUCTOR STRUCTURE WITH POWER CONNECTING STRUCTURES UNDER TRANSISTORS AND SEMICONDUCTOR STRUCTURE WITH POWER CONNECTING STRUCTURES UNDER TRANSISTORS
A method for manufacturing a semiconductor structure with power connecting structures under transistors comprises: forming a stop layer structure in a semiconductor substrate to divide the semiconductor substrate into a first substrate part and a second substrate part; forming a plurality of stop portions in the first substrate part and in proximity to an active surface; arranging the transistor elements on the active surface, the contact portions of the transistor elements corresponding to the stop portions; removing the second substrate part and the stop layer structure; forming a first patterned mask layer with first patterned openings on a bottom surface of the first substrate part, the first patterned openings corresponding to the stop portions; forming through open slots in the first substrate part and exposing the contact portions via the open slots; forming a protecting layer to cover side walls of the open slots; forming a conductive layer to cover the contacts; and forming the power connecting structures in the open slots. The method has flexibility and can improve the device performance.
Local interconnect with air gap
An integrated circuit includes a base comprising an insulating dielectric. A plurality of conductive lines extends vertically above the base in a spaced-apart arrangement, the plurality including a first conductive line and a second conductive line adjacent to the first conductive line. A void is between the first and second conductive lines. A cap of insulating material is located above the void and defines an upper boundary of the void such that the void is further located between the base and the cap of insulating material. In some embodiments, one or more vias contacts an upper end of one or more of the conductive lines.

A method of performing a chemical mechanical planarization (CMP) process includes holding a wafer by a retainer ring attached to a carrier, pressing the wafer against a first surface of a polishing pad, the polishing pad rotating at a first speed, dispensing a slurry on the first surface of the polishing pad, and generating vibrations at the polishing pad.
Forming method of capacitor array and semiconductor structure
The present disclosure provides a method of forming a capacitor array and a semiconductor structure. The method of forming a capacitor array includes: providing a substrate, the substrate including an array region and a non-array region, wherein a base layer and a dielectric layer are formed in the substrate, and a first barrier layer is formed between the base layer and the dielectric layer; forming, on a surface of the dielectric layer, a first array definition layer and a second array definition layer respectively corresponding to the array region and the non-array region; forming a pattern transfer layer on a surface of each of the first array definition layer and the second array definition layer; patterning the dielectric layer and the second array definition layer by using the pattern transfer layer as a mask, and forming a capacitor array located in the array region.
Semiconductor structure with gate contact
A semiconductor structure and a method for forming the same are provided. In one form, the method includes: providing a base, a gate structure being formed on the base, a source/drain doped layer being formed within the base on both sides of the gate structure, and an initial dielectric layer being formed on the base exposed from the gate structure, the initial dielectric layer covering a top of the gate structure, and a source/drain contact plug electrically connected to the source/drain doped layer being formed within the initial dielectric layer on the top of the source/drain doped layer; removing a portion of a thickness of the initial dielectric layer to form a dielectric layer exposing a portion of a side wall of the source/drain contact plug; forming an etch stop layer on at least the side wall of source/drain contact plug exposed from the dielectric layer; etching the dielectric layer on the top of the gate structure using etch stop layers on side walls of adjacent source/drain contact plugs as lateral stop positions, to form a gate contact exposing the top of the gate structure; forming, within the gate contact, a gate contact plug electrically connected to the gate structure. Implementations of the present disclosure facilitate enlargement of a process window for forming a contact over active gate.
Plasma doping of gap fill materials
In a variety of processes for forming electronic devices that use spin-on dielectric materials, properties of the spin-on dielectric materials can be enhanced by curing these materials using plasma doping. For example, hardness and Young's modulus can be increased for the cured material. Other properties may be enhanced. The plasma doping to cure the spin-on dielectric materials uses a mechanism that is a combination of plasma ion implant and high energy radiation associated with the species ionized. In addition, physical properties of the spin-on dielectric materials can be modified along a length of the spin-on dielectric materials by selection of an implant energy and dopant dose for the particular dopant used, corresponding to a selection variation with respect to length.
Via Structure And Methods Of Forming The Same
A method includes providing a substrate having a conductive column, a dielectric layer over the conductive column, and a plurality of sacrificial blocks over the dielectric layer, the plurality of sacrificial blocks surrounding the conductive column from a top view; depositing a sacrificial layer covering the plurality of sacrificial blocks, the sacrificial layer having a dip directly above the conductive column; depositing a hard mask layer over the sacrificial layer; removing a portion of the hard mask layer from a bottom of the dip; etching the bottom of the dip using the hard mask layer as an etching mask, thereby exposing a top surface of the conductive column; and forming a conductive material inside the dip, the conductive material being in physical contact with the top surface of the conductive column.
COMPOSITION AND METHOD FOR COBALT CMP
A chemical mechanical polishing composition for polishing a substrate having a cobalt layer includes a water based liquid carrier, cationic silica abrasive particles dispersed in the liquid carrier, and a triazole compound, wherein the polishing composition has a pH of greater than about 6 and the cationic silica abrasive particles have a zeta potential of at least 10 mV. The triazole compound is not benzotriazole or a benzotriazole compound. A method for chemical mechanical polishing a substrate including a cobalt layer includes contacting the substrate with the above described polishing composition, moving the polishing composition relative to the substrate, and abrading the substrate to remove a portion of the cobalt layer from the substrate and thereby polish the substrate.
Slurry Compositions For Chemical Mechanical Planarization
The method includes receiving a semiconductor device having a first surface and a second surface. The first surface is a top surface including a conductive material exposed thereon; and the second surface is an embedded surface including the conductive material and a dielectric material. The method also includes selecting a first polishing slurry to achieve a first polishing rate of the conductive material in the first polishing slurry and a second polishing rate of the dielectric material in the first polishing slurry. The method further includes selecting a second polishing slurry to achieve a third polishing rate of the conductive material in the second polishing slurry and a fourth polishing rate of the dielectric material in the second polishing slurry. The method additionally includes polishing the first surface with the first polishing slurry until the second surface is exposed; and polishing the second surface with the second polishing slurry.
