In a flip chip package, lines, an identification line and a dummy line are provided on a first surface of a light-transmissive carrier, and a supportive layer is disposed on a second surface of the light-transmissive carrier. Bumps and an identification bump of a chip are bonded to the lines and the identification line, respectively. Shadows of the dummy line, the identification line and the identification bump which are projected on the second surface are visible from an opening of the supportive layer. The shadows can be inspected through the opening so as to know whether the bumps are bonded to the lines correctly.

The chip comprises: a body with first and second sides opposite to one another; a packaging frame located on the first side of the body and electrically connected to the body, the exposed conductive pattern on the side of the packaging frame distal from the body matches a target pattern of the printed circuit board, and the target pattern includes the pad position of the pad and the layout of the electrical network on the target printed circuit board. The chip includes leadless chips, and the target pattern is designed for leaded chips. Through the disclosed solution, the leadless chip can be compatible with the PCB board originally designed for the chip with leads, and the universality of the chip can be improved.

In one instance, a method of forming a semiconductor package with a leadframe includes cutting, such as with a laser, a first side of a metal strip to a depth D1 according to a cutting pattern to form a first plurality of openings, which may be curvilinear. The method further includes etching the second side of the metal strip to a depth D2 according to a photoresist pattern to form a second plurality of openings. At least some of the first plurality of openings are in fluid communication with at least some of the second plurality of openings to form a plurality of leadframe leads. The depth D1 is shallower than a height H of the metal strip, and the depth D2 is also shallower than the height H. Other embodiments are presented.
