MEMORY DEVICE THAT IS OPTIMIZED FOR LOW POWER OPERATION
A storage device that includes a non-volatile memory is provided. The non-volatile memory includes a control circuitry that is communicatively coupled to a memory block that includes memory cells arranged word lines. The control circuitry is configured to program the memory cells of a selected word line in a plurality of programming loops to store a single bit of data in each memory cell of the selected word line. The programming loops include programming operations and verify operations. The programming operations include applying a programming voltage to the selected word line, and the verify operations include applying a verify voltage to the selected word line. At least one programming loop of the plurality of programming loops further includes a pre-verify operation. The pre-verify operation includes applying a pre-read voltage to the selected word line. The pre-read voltage is less than the verify voltage.
MANAGING HIGH PERFORMANCE STORAGE SYSTEMS WITH HYBRID STORAGE TECHNOLOGIES
There is provided a method for managing a solid state storage system with hybrid storage technologies. The method includes monitoring one or more storage request streams to identify operating mode characteristics therein from among a set of possible operating mode characteristics. The set of possible operating mode characteristics correspond to a set of available operating modes of the hybrid storage technologies. The method further includes identifying a current operating mode from among the set of available operating modes responsive to the identified operating mode characteristics. The method also includes predicting a likely future operating mode responsive to variations in workload requirements to generate at least one future operating mode prediction. The method additionally includes controlling at least one of data placement, wear leveling, and garbage collection, responsive to the at least one future operating mode prediction.
MEMORY DEVICE WITH IMPROVED ENDURANCE
A storage device that includes a non-volatile memory with a control circuitry is provided. The control circuitry is communicatively coupled to a memory block that includes an array of memory cells. The control circuitry is configured to program one or more bits of data into the memory cells. The control circuitry is further configured to operate the non-volatile memory in a multi-bit per memory cell mode, monitor a usage metric while the non-volatile memory is operating in the multi-bit per memory cell mode, and determine if the usage metric has crossed a predetermined threshold. In response to the usage metric not crossing the predetermined threshold, the control circuitry continues to operate the non-volatile memory in the multi-bit per memory cell mode. In response to the usage metric crossing the predetermined threshold, the control circuitry automatically operates the non-volatile memory in a single-bit per memory cell mode.
Memory sub-system refresh
A method includes determining a first memory access count threshold for a first word line of a block of memory cells and determining a second memory access count threshold for a second word line of the block of memory cells. The second memory access count threshold can be greater than the first memory access count threshold. The method can further include incrementing a memory block access count corresponding to the block of memory cells that includes the first word line and the second word line in response to receiving a memory access command and refreshing the first word line when the memory block access count corresponding to the block of memory cells is equal to the first memory access count threshold.

According to one embodiment, a memory system includes a non-volatile memory and a controller. The memory includes a plurality of storage areas. Each of the storage areas includes a plurality of memory cells to which threshold voltages are set in accordance with data. The controller acquires a first threshold voltage distribution of memory cells in a first storage area of the storage areas. The controller acquires a second threshold voltage distribution of memory cells in a second storage area of the storage areas. The controller detects non-normalcy in the first storage area or the second storage area from a first divergence quantity between the first threshold voltage distribution and the second threshold voltage distribution.

The present disclosure relates to method for checking the reading phase of a non-volatile memory device including at least an array of memory cells and with associated decoding and sensing circuitry and a memory controller, the method comprises: storing in a dummy row associated to said memory block at least internal block variables and a known pattern; performing a reading of said dummy row; comparing a result of the reading with the known pattern; trimming the parameters of the reading and/or swapping the used memory block based on the result of the comparing.
DYNAMIC READ-LEVEL THRESHOLDS IN MEMORY SYSTEMS
A current operating characteristic value of a unit of the memory device is identified. An operating characteristic threshold value is identified from a set of operating characteristic thresholds, where the current operating characteristic value satisfies an operating characteristic threshold criterion that is based on the operating characteristic threshold value. A set of write-to-read (W2R) delay time thresholds that corresponds to the operating characteristic threshold value is identified from a plurality of sets of W2R delay time thresholds. Each of the W2R delay time thresholds in the set is associated with a corresponding read voltage level. A W2R delay time threshold associated with a W2R delay time threshold criterion is identified from the set of W2R delay time thresholds, where the W2R threshold criterion is satisfied by a current W2R delay time of the memory sub-system. A read voltage level associated with the identified W2R delay time threshold is identified.

An operating method of a semiconductor device including a controller and a non-volatile memory device operating under control of the controller is provided. The operating method includes determining, by the controller, whether the non-volatile memory device satisfies a block program condition; based on the non-volatile memory device satisfying the block program condition, performing a block program operation a plurality of times; and based the non-volatile memory device not satisfying the block program condition, performing an erase operation.
Quick reliability scan for memory device
Technologies for performing a quick reliability scan include, for a particular block of a set of blocks of different block types. Each block of the set of blocks includes pages of memory of a physical memory device. A subset of the pages of the block is identified. The block is scanned by scanning the subset of the plurality of pages of the block for a fold condition. A page of the subset of the plurality of pages is determined to have the fold condition. After the set of blocks has been scanned, the folding of the block that includes the page that has been determined to have the fold condition is requested.

The method including performing a verify operation of a first program loop from among a plurality of program loops, the verify operation of the first program loop including, performing a first off-cell counting operation on a first stage of the plurality of stages based on a first sampling rate to generate a first off-cell counting result; selectively changing the first sampling rate based on the first off-cell counting result to generate a changed first sampling rate; and performing a second off-cell counting operation on a second stage of the plurality of stages based on one of the first sampling rate and the changed first sampling rate to generate a second off-cell counting result.
