The double gate MOS transistor includes a first back gate, a second back gate, and a first dielectric layer disposed on the first back gate and on the second back gate. An MX2 material layer is disposed on the first dielectric layer, a second dielectric layer disposed on the MX2 material layer, and a work function metal (WFM) is disposed on the second dielectric layer. A front gate is disposed on the WFM, which fills a space between the first back gate and the second back.

Energy bands of a thin film containing molecular clusters are tuned by controlling the size and the charge of the clusters during thin film deposition. Using atomic layer deposition, an ionic cluster film is formed in the gate region of a nanometer-scale transistor to adjust the threshold voltage, and a neutral cluster film is formed in the source and drain regions to adjust contact resistance. A work function semiconductor material such as a silver bromide or a lanthanum oxide is deposited so as to include clusters of different sizes such as dimers, trimers, and tetramers, formed from isolated monomers. A type of Atomic Layer Deposition system is used to deposit on semiconductor wafers molecular clusters to form thin film junctions having selected energy gaps. A beam of ions contains different ionic clusters which are then selected for deposition by passing the beam through a filter in which different apertures select clusters based on size and orientation.

The 3D semiconductor devices may have vertical channels of the same or different epitaxially grown doped materials. Sidewall structures are formed around each vertical channel by masking and etching material between the vertical channels. A dielectric layer in each of the sidewalls is etched down to the vertical channel and a gate electrode structure is formed in the opening. The gate electrode structure may include an interfacial oxide, a high-K layer and alternating metal layers. Local interconnects connect to the metal of the gate structure.

In one aspect, a method of forming a semiconducting device can comprise forming, on a substrate surface, a stack comprising semiconductor material sheets and a bottom semiconductor nanosheet; forming a trench through the stack vertically down through the bottom semiconductor nanosheet, thereby separating the stack into two substacks; selectively removing the bottom semiconductor nanosheet, thereby forming a bottom space extending under the substacks; and filling the bottom space and the trench with a dielectric material to provide a bottom isolation and formation of a dielectric wall between the substacks.

The first active region has a first length in the second direction, and the second active region has a second length in the second direction different from the first length.
