A memory cell disposed on a substrate has a first gate structure and a second gate structure. The memory cell includes a first heavily doped region adjacent to an outer side of the first gate structure. Further, a first lightly doped drain (LDD) region with a first type dopant is between the first heavily doped region and the outer side of the first gate structure. A pocket doped region with a second type dopant is overlapping with the first LDD region. The second type dopant is opposite to the first type dopant in conductive type. A second heavily doped region is adjacent to an outer side of the second gate structure, opposite to the first heavily doped region. A second LDD region with the first type dopant is disposed between the first gate structure and the second gate structure.

Disclosed are methods for stress memorization techniques. In one illustrative embodiment, the present disclosure is directed to a method involving fabricating an NMOS transistor device having a substrate and a gate structure disposed over the substrate, the substrate including a channel region underlying, at least partially, the gate structure, the fabricating including: forming a source and drain cavity in the substrate; with an in situ doped semiconductor material, epitaxially growing a source and drain region within the source and drain cavity; performing an amorphization ion implantation process by implanting an amorphization ion material into the source and drain region; forming a capping material layer above the NMOS transistor device; with the capping material layer in position, performing a stress forming anneal process to thereby form stacking faults in the source and drain region; and removing the capping material layer.

A side of the upper semiconductor layer may not be aligned with a side of the lower semiconductor layer and an uppermost surface of the upper semiconductor layer may be higher than an uppermost surface of the active region.

LOW-COST SEMICONDUCTOR DEVICE MANUFACTURING METHOD

Provided are a low-cost semiconductor device manufacturing method and a semiconductor device made using the method. The method includes forming multiple body regions in a semiconductor substrate, forming multiple gate insulating layers and multiple gate electrodes in the body region; implementing a blanket ion implantation in an entire surface of the substrate to form a low concentration doping region (LDD region) in the body region without a mask, forming a spacer at a side wall of the gate electrode, and implementing a high concentration ion implantation to form a high concentration source region and a high concentration drain region around the LDD region. According to the examples, devices have favorable electrical characteristics and at the same time, manufacturing costs are reduced. Since, when forming high concentration source region and drain regions, tilt and rotation co-implants are applied, an LDD masking step is potentially omitted.
