METHOD OF FORMING AN ELECTRONIC DEVICE STRUCTURE HAVING AN ELECTRONIC COMPONENT WITH AN ON-EDGE ORIENTATION AND RELATED STRUCTURES
An electronic device structure includes a substrate having a substrate first major surface, an opposing substrate second major surface, and a first conductive pattern adjacent to the substrate first major surface. A first electronic component is coupled to the substate and includes a first component first side and a first device structure adjacent to the first component first side. A second electronic component is adjacent to the substate second major surface and includes a second component first side and a second device structure adjacent to the second component first side. A third electronic component is coupled to the substrate. The first electronic component is generally orthogonal to the substrate and the first device structure is oriented in a first direction, and the second device structure is oriented in a second direction different than the first direction.

A method of fabricating a semiconductor package structure is provided. The structure is configured to include a base substrate, a die placed on the base substrate, the die including a semiconductor device, a solder bump placed on one surface of the die to exhaust heat generated in the die to an outside; and a solder ball placed on other surface of the die facing the one surface to transmit a signal, which is produced by the semiconductor device of the die, to an external device.

In an embodiment a semiconductor component includes a laterally extending contact area laterally interrupted in such a way that material of the contact area laterally delimits at least one recess, the contact area configured to be at a potential, wherein at least one first recess is formed laterally as a circular ring around a lateral center point of the contact area, and wherein at least one second recess extends laterally in a straight line through the lateral center point of the contact area so that the contact area is divided by a corresponding recess into two halves which are not connected by material of the contact area.
WIREBONDABLE INTERPOSER FOR FLIP CHIP PACKAGED INTEGRATED CIRCUIT DIE
A variety of methods and arrangements to convert a flip chip IC die package into a wirebondable component using an interposer are described. The interposer has an insulating layer and a patterned metal layer attached to one side of the insulating layer. The patterned metal layer is electrically connected to the IC die using solder bumps. The interposer has wirebond pads on a side of the interposer opposed to the side of the interposer having the electrical connection between the IC die and solder bumps. The interposer may be a thin organic laminate or a flexible printed circuit board.

A display substrate and a display device are provided. The display substrate includes a backplane including a plurality of pixel regions; and light emitting units arranged in one-to-one correspondence with the plurality of pixel regions. Each light emitting unit includes light emitting sub-units arranged in a plurality of rows and a plurality of columns, each row of light emitting sub-units includes a plurality of light emitting sub-units arranged along a row direction, each column of light emitting sub-units includes one light emitting sub-unit, and orthographic projections of light emitting regions of two adjacent columns of light emitting sub-units on a first straight line extending along a column direction are not overlapped; and in each light emitting unit, there is no gap between orthographic projections of the light emitting regions of the two adjacent columns of light emitting sub-units on a second straight line extending along the row direction.
ELECTRONIC SUBSTRATE AND ELECTRONIC APPARATUS
An electronic substrate includes: a body having a mounting surface; an electronic component having an opposed surface facing the mounting surface; and an adhesive layer that bonds the electronic component to the mounting surface. The mounting surface has a storage recess that stores at least a part of the adhesive layer. The storage recess is located from a first area overlapping the opposed surface to a second area not overlapping the opposed surface in plan view.

An interconnect structure for a semiconductor device includes a plurality of unit cells. Each unit cell is formed of interconnected conducting segments. The plurality of unit cells forms a conducting lattice.
Surface mounting semiconductor components
A surface mounting semiconductor component includes a semiconductor device, a circuit board, a number of first solder bumps, and a number of second solder bumps. The semiconductor device included a number of die pads. The circuit board includes a number of contact pads. The first solder bumps are configured to bond the semiconductor device and the circuit board. Each of the first solder bumps connects at least two die pads with a corresponding contact pad. Each of the second solder bumps connects a die pad with a corresponding contact pad.
Mixed-orientation multi-die integrated circuit package with at least one vertically-mounted die
A mixed-orientation multi-die (“MOMD”) integrated circuit package includes dies mounted in different physical orientations. An MOMD package includes both (a) one or more dies horizontally-mounted dies (HMDs) mounted horizontally to a horizontally-extending die mount base and (b) one or more vertically-mounted dies (VMDs) mounted vertically to the horizontally-extending die mount base. HMDs may include FPGAs or other high performance chips, while VMDs may include low performance chips and other physical structures such as heat dissipators, memory, high voltage/analog devices, sensors, or MEMS, for example. The die mount base of an MOMD package may include structures for aligning and mounting VMD(s), for example, VMD slots for receiving each mounted VMD, and VMD alignment structures that facilitate aligning and/or guiding a vertical mounting of each VMD to the die mount base. MOMD packages may provide a reduced lateral footprint and increased die integration per unit area, as compared with conventional multi-die packages.

A semiconductor substrate including an upper surface and a lower surface may include a bump pad unit disposed on the upper surface. The semiconductor substrate may also include test pads disposed on the upper surface or the lower surface. The semiconductor substrate may also include traces configured to connect the bump pad unit and the test pads. The bump pad unit includes a main bump pad disposed on the upper surface, and a plurality of side bump pads disposed on the upper surface to be spaced apart from the main bump pad. The traces may connect the main bump pad and the plurality of side bump pads to the test pads in a one-to-one manner.
