SEMICONDUCTOR DEVICE AND METHOD FOR MANUFACTURING SAME
A semiconductor device 1 includes a base body 3 that includes a p type substrate 4 and an n type semiconductor layer 5 formed on the p type substrate 4 and includes an element region 2 having a transistor 40 with the n type semiconductor layer as a drain, a p type element isolation region 7 that is formed in a surface layer portion of the base body such as to demarcate the element region, and a conductive wiring 25 that is disposed on a peripheral edge portion of the element region and is electrically connected to the n type semiconductor layer. The transistor includes an n.sup.+ type drain contact region 14 that is formed in a surface layer portion of the n type semiconductor layer in the peripheral edge portion of the element region. The conductive wiring is disposed such as to cover at least a portion of an element termination region 30 between the n.sup.+ type drain contact region and the p type element isolation region.
SEMICONDUCTOR DEVICE
In semiconductor device, a field plate portion having a high concentration p-type semiconductor region, a low concentration p-type semiconductor region having a lower impurity concentration than the high concentration p-type semiconductor region and a high concentration n-type semiconductor region is provided. Then, the high concentration p-type semiconductor region is electrically connected to the source region while the high concentration n-type semiconductor region is electrically connected to the drain region.
ELECTROSTATIC DISCHARGE GUARD RING WITH SNAPBACK PROTECTION
An electrostatic discharge (ESD) protection structure that provides snapback protections to one or more high voltage circuit components. The ESD protection structure can be integrated along a peripheral region of a high voltage circuit, such as a high side gate driver of a driver circuit. The ESD protection structure includes a bipolar transistor structure interfacing with a PN junction of a high voltage device, which is configured to discharge the ESD current during an ESD event. The bipolar transistor structure has a collector region overlapping the PN junction, a base region embedded with sufficient pinch resistance to launch the snapback protection, and an emitter region for discharging the ESD current.
SEMICONDUCTOR DEVICE WITH BOOTSTRAP DIODE
A semiconductor device including a bootstrap diode is provided. The semiconductor device comprises a first deep well region and a second deep well region disposed in a substrate; a pinch-off region disposed between the first and second deep well regions and configured to have a depth smaller than depths of the first and second deep well regions from a top surface of a substrate; a first buried layer and a second buried layer respectively disposed in the first and second deep well regions; a P-type source region and a N-type drain region respectively disposed in the first and second deep well regions; and a N-type sink region surrounding the P-type source region, where the N-type sink region has a doping concentration higher than a doping concentration of the first deep well region.

A semiconductor device includes: a chip having a first main surface on one side and a second main surface on the other side; a first region of a first conduction type which is formed on the second main surface side in the chip; a second region of a second conduction type which is formed on the first main surface side of the chip and forms a pn-junction portion with the first region; a device region which is provided on the first main surface; a first groove structure including a first groove, a first insulating film, and a first polysilicon, and partitioning the device region; and a second groove structure including a second groove, a second insulating film, and a second polysilicon, and partitioning the device region on a device region side of the first groove structure.
HIGH VOLTAGE DEVICE AND MANUFACTURING METHOD THEREOF
A high voltage device is used as a lower switch in a power stage of a switching regulator. The high voltage device includes at least one lateral diffused metal oxide semiconductor (LDMOS) device, a first isolation region, a second isolation region, a third isolation region, and a current limiting device. The first isolation region is located in a semiconductor layer, and encloses the LDMOS device. The second isolation region has a first conductivity type, and encloses the first isolation region in the semiconductor layer. The third isolation region has a second conductivity type, and encloses the second isolation region in the semiconductor layer. The current limiting device is electrically connected to the second isolation region, and is configured to operably suppress a parasitic silicon controlled rectifier (SCR) from being turned on.

A semiconductor device includes a first semiconductor structure. The first semiconductor structure includes a first semiconductor material having a band-gap. The first semiconductor structure has a first surface. An insulating layer has first and second opposing surfaces. The first surface of the insulating layer is on the first surface of the first semiconductor structure. A second semiconductor structure is on the second surface of the insulating layer and includes a second semiconductor material having a band-gap that is smaller than the band-gap of the first semiconductor material. A floating electrode couples the first semiconductor structure to the second semiconductor structure.

Electrostatic discharge protection device and manufacturing method thereof
An electrostatic discharge (ESD) protection device includes two N-metal oxide semiconductor (NMOS) elements and a doped region. The two NMOS elements are arranged on a P-substrate, and each NMOS element includes a gate, a source, and a drain. The source and the drain are arranged on two opposite sides of the gate. The doped region is implanted into an outer space of the two NMOS surrounding the two NMOS, and a PN junction is formed by the doped region and the P-substrate.
