Some embodiments include an integrated assembly with a semiconductor channel material having a boundary region where a more-heavily-doped region interfaces with a less-heavily-doped region. The more-heavily-doped region and the less-heavily-doped region have the same majority carriers. The integrated assembly includes a gating structure adjacent the semiconductor channel material and having a gating region and an interconnecting region of a common and continuous material. The gating region has a length extending along a segment of the more-heavily-doped region, a segment of the less-heavily-doped region, and the boundary region. The interconnecting region extends laterally outward from the gating region on a side opposite the semiconductor channel region, and is narrower than the length of the gating region. A semiconductor memory device includes a semiconductor region including an active region for a memory transistor and plural depressions for trench isolation, insulating regions respectively provided at the depressions, a gate electrode and a gate insulation film. The gate electrode extends in a direction from one to the other of a first insulating region and second insulating region, and passes over the active region. The gate insulation film is provided between the gate electrode and the active region provided between the first and second insulating regions. The first and second insulating regions includes an adjacent region and a distant region. The distant region is adjacent to the adjacent region under the gate electrode. The adjacent region is adjacent to the active region under the gate electrode. The adjacent region is provided between the distant region and the active region, and has a smaller thickness than the distant region.

A memory array includes: a plurality of first wires; at least one second wire crossing the first wires; and a plurality of memory elements provided in correspondence with respective intersections of the first wires and the at least one second wire and each having a first electrode and a second electrode arranged spaced apart from each other, a third electrode connected to one of the at least one second wire, and an insulating layer that electrically insulates the first electrode and the second electrode and the third electrode from each other, the first wires, the at least one second wire, and the first wires, the at least one second wire, and the memory elements being formed on a substrate.

Stacked FinFET masked-programmable ROM
A stacked FinFET mask-programmable read only memory (ROM) is provided. The stacked FinFET mask-programmable ROM includes a fin structure extending upward from an insulator layer. In accordance with the present application, the fin structure includes, from bottom to top, a lower programmable semiconductor fin portion having a first threshold voltage, an insulator fin portion, and an upper programmable semiconductor fin portion having a second threshold voltage. A lower gate structure contacts a sidewall of the lower programmable semiconductor fin portion, and an upper gate structure contacts a sidewall of the upper programmable semiconductor fin portion.
