A device is provided. The device may include one or more of a package base, a substrate, a die secured to the substrate, a plurality of bond connections, and a package lid. The package base includes a plurality of package leads and a package base body. The package base body includes an open cavity disposed through the entire package base body, a plurality of package bond pads, disposed within a periphery of the open cavity, and a mounting shelf, disposed within the open cavity. The substrate is secured to the mounting shelf, and includes a plurality of substrate bond pads. The plurality of bond connections are configured to provide electrical connections between one or more of the die, the substrate bond pads, and the package bond pads. The package lid is secured over the open cavity to the package base body.

Rod-based substrate with ringed interconnect layers

An embodiment includes an apparatus comprising: a rod-shaped substrate including a rod long axis; a first layer, including a first interconnect, substantially surrounding the substrate in a first plane that is orthogonal to the rod long axis; and a second layer, including a second interconnect, substantially surrounding the first layer in the first plane. Disclosed is a semiconductor package comprising a redistribution substrate that has a first trench that extends through a top surface of the redistribution substrate, a first semiconductor chip on the redistribution substrate, a capacitor chip on a bottom surface of the first semiconductor chip, and an under-fill layer on the bottom surface of the first semiconductor chip. The redistribution substrate includes a plurality of dielectric layers vertically stacked, a plurality of redistribution patterns in each of the dielectric layers, and a plurality of dummy redistribution patterns in the first trench. The dummy redistribution patterns vertically overlap the first semiconductor chip. An uppermost surface of the dummy redistribution pattern is located at a level higher than a level of a bottom surface of the first trench.

Polygonal BGA semiconductor package

A ball grid array (BGA) package for an integrated circuit device includes an integrated circuit device having a plurality of terminals, and two largest dimensions that define a major plane. A package substrate material encloses the integrated circuit device, and is formed, in a plane parallel to the major plane, into a polygon having at least five sides. An array of contacts on an exterior surface of the package substrate material is electrically coupled to the plurality of terminals. Contacts in the array of contacts are distributed in a pattern of contact positions, and the center of each contact position may be separated from the center of each nearest other position by a separation distance that is identical throughout the pattern. Each position may be occupied by a contact, or positions in a sub-pattern may lack a contact and may be available for insertion of at least one via.
